I have to say it is SMG. He is the ONLY monster to have killed Godzilla throughout all of the movies. And he took several hits from that spiral ray before finally being destroyed, even his Mega-Buster ray blocked Godzilla's spiral ray and knocked him over!

KG and Hedorah come to mind. Destroyah and Mechagodzilla 2 are up there as well.
